Freeform surfaces provide more degrees of freedom for design of optical systems
and enhance the ability of compensation and correction aberrations. Freeform surfaces are of advantage to balance the unsymmetrical aberrations
especially for the wide-field off-axis optical systems. This paper focus on an off-axis reflective optical system
which focal length is 550mm
F# is 6.5 and field of view (FOV) is 76. The system adopts some freeform surfaces. We discuss the problems we noticed in processes of design
manufacture
measurement and alignment
and the solutions. At last

Lithium fluoride (LiF) crystal is a very promising candidate as nanometer resolution EUV and soft X-ray detector. Compared with other EUV and soft X-ray detectors

LiF crystal has high resolution
large field of view and wide dynamic range. In this paper
using LiF crystal as EUV detector and a Schwarzschild objective (SO) working at 13.5nm as projection optics
mesh images with 4.2 m
1.2 m and 800 nm line width and pinhole patterns with 1.5m diameter are acquired in projection imaging mode and direct writing mode
respectively. Fluorescence intensity profiles of images show that the resolution of mesh image is 900 nm
and the one of pinhole image is 800 nm. In the experiments
a spherical condense mirror based on normal incidence type is used to eliminate the damage and contamination on the masks (mesh and pinhole) caused by the laser plasma
and the energy density is not decreased compared with that the masks are close to the plasma. The development of the SO

To study the action of shock wave in CH target
one-dimensional grazing incidence KBA microscope for 4.75keV energy was set up. Because of strong absorption in air
4.75keV energy microscope can just work in vacuum. Accordingly
the alignment and assemblage will be very complicated and difficult. A special multilayer method
using double periodic multilayer
was proposed to solve this problem. This multilayer has high reflectivity not only for 4.75keV X-rays but also for 8keV X-rays at the same grazing incidence angle. It means 1D-KBA microscope has the same light trace for different working energies. Therefore
we can implement the alignment and assembly of 4.75keV system by the help of 8keV X-rays. Because 8keV X-rays is very easy produced by X-ray tube and has strong transmittability in air
the alignment and assemblage process became relatively easy. By now
we have finished the alignment experiment at 8keV and obtained imaging results. The performance is about 2-3m resolution in 250m field of view. It is coincide with the calculation. 2009 SPIE.

With the advent of the new complex optical system
alignment technology is necessary. In this paper
is presented an alignment algorithm whose main idea is composed of damped least square method and singular value decomposition method. In addition
the how and why to enter the damped factor into algorithm is explained. According to this algorithm
an alignment software package was compiled and compared self-compiled software with alignment package of CODE V. Results show that
this self-compiled software is much more valid than alignment package of CODE V. For a field of view of 2 R-C system
average MTF over the field of view was greater than 0.3 at 50 line pairs /mm.

An experimental EUVL system has been developed to investigate EUV imaging system design
component fabrication
assembly technique and experimental process. The system includes a laser produced plasma (LPP) source
an ellipsoidal condenser
a transmission mask
a reduced projection optics
and vacuum system. We designed a 10:1 reduction projection optics using Schwarzschild system with spherical mirrors to achieve 0.1m resolution. The Schwarzschild optics coated with Mo/Si multilayers was assembled with wavefront error (WFE) of 0.014 waves RMS at 632.8nm wavelength under computer-aided alignment method. Using this system a fine pattern of less than 0.25m covering a 0.1mm diameter image field of view was clearly replicated on resist-coated wafer.

An infrared-optical zoom system using binary element is proposed in this paper. The two main advantages of the zoom system introducing here are: bigger F-number and lower cost. The primary optical properties are: F/#=1

binary element is used to correct the chromatical aberration by taking the advantage of negative dispersion characteristics and the cost of the system is lower than that of conventional ones with Zinc Selenide (Znse) material at the same level. In the binary element is rotational symmetric with one step which is easy to fabricate
in order to balance 5th spherical aberration
and dual field are 26.6 and 5.6respectively. Wider field of view is used for search and the smaller one is used for imaging details. This system uses un-cooled infrared detector with 320240 pixels and 45m pixel size. The F-number matches the sensitivity range of the detector array. Three aspects are considered during design process to make the system more satisfactory and more achievable. First

the manner of zoom is accomplished by exchanging tow lenses into the smaller field of view system layout. The lens exchange manner faces the requirement of simple system structure and good image quality in both focal points. It can also make the system more feasible in the alignment process than mechanical-zooming manner and optical-zooming manner
high-order asphere surfaces with 2th order to 10 th order are also hired in the system. Asphere surface is useful in compressing the system and improving optical system transmittance. This kind asphere surface is on industrial level featuring low cost and easy to fabricate. It is shown that good image quality can achieved by implementing five Germanium lenses and the transmittance of system is 72%. All aberrations are diffraction-limited
both spherical aberration and astigmatic aberration are corrected. When the field of view(FOV) is 26.6 and the focal length is 152mm
MTF at Nyquist frequency(11lp/mm) is great than 0.7. The spherical aberration is -0.0073. The coma aberration is 0.0978 and the astigmatic aberration is -0.013. When the field of view(FOV) is 5.6 and the focal length is 38mm
MTF at Nyquist frequency is great than 0.8 with spherical aberration -0.0046
the coma aberration 0.055 and astigmatic aberration 0.034.
